Este es un dispositivo de alta potencia de canal N que utiliza construcción de zanjas.

Una de las primeras cosas que podría saltar es el logotipo de hoja verde “100% compatible con RoHS” en la parte superior central, lo que significa que el dispositivo cumple con la directiva Restricción de Sustancias Peligrosas. El dispositivo viene en el paquete plano de múltiples pines Power 56 y cuenta con un solo\(r_{DS(on)}\) de unos pocos miliohmios. La capacidad de corriente continua a temperatura ambiente es de 151 amperios con una corriente pulsada máxima de 775 amperios. En la Figura\(\PageIndex{1b}\) encontramos una tensión de ruptura de 100 voltios y una\(I_{DSS}\) de solo 1\(\mu\) A. Recordemos que este es un dispositivo normalmente apagado, y por lo tanto\(I_{DSS}\) representa una corriente de fuga. Continuando,\(V_{GS(th)}\) varía entre 2.0 y 4.0 voltios, siendo típicos 3.2 voltios. La transconductancia directa,\(g_m\) (aquí referida como\(g_{FS}\)) es 144 siemens a una corriente de drenaje de 67 amperios. Esto es órdenes de magnitud mayores que lo que podríamos ver con pequeños dispositivos de señal. Los tiempos de encendido y apagado se miden en decenas de nanosegundos, verificando la capacidad de conmutación de alta velocidad del dispositivo.

Una serie de gráficas de desempeño se encuentran en la Figura\(\PageIndex{1c}\). En la parte superior izquierda hay una sección de curvas de drenaje que muestran la región óhmica a través de\(V_{DS} = 5\) V. La gráfica directamente debajo de esta muestra el incremento en a\(r_{DS(on)}\) medida que sube la temperatura. Hay una variación de aproximadamente tres veces en el rango de temperatura. En la parte inferior izquierda se encuentra la variación característica de la curva. Tenga en cuenta que las curvas son menos empinadas a medida que aumenta la temperatura, mostrando una disminución en\(g_m\) y por lo tanto, verificando un coeficiente de temperatura negativo de transconductancia.
